The main emphasis of this thesis work has ... 展开 This thesis deals with millimeter and submillimeter wave Schottky varactorfrequency multipliers, which are used to generate all-solid-state local oscillator power of heterodyne receivers. The main emphasis of this thesis work has been in the modeling of a small area Schottky varactor under fast pumping. A physical model for electron velocity saturation has been added to the varactor model. A more accurate capacitance model has been derived for a small-area Schottky varactor. Through numerical simulations, the shape of the depletion layer during fast pumping has been studied. Rules for optimization of submillimeter wave Schottky varactors have been developed. The theoretical findings are compared with experimental results published in the literature or obtained during this work. In addition, the design, construction, and testing of a doubler and tripler for millimeter wavelengths are described. 收起
